Dilute magnetic semiconductors (DMS) such as (Ga,Mn)As order ferromagnetically through holes coupled to localized transition-metal impurity spins, but the highest Curie temperature in a homogeneous dilute material has remained near 190-200 K. A 2015 review by G. and R. Bouzerar showed that a minimal 'V-J' model - one host band plus non-perturbative impurity-potential () and local exchange () terms, governed by the position of the transition-metal acceptor level relative to the valence-band edge - quantitatively reproduces Curie temperatures, magnetization curves, and spin-wave spectra across II-VI and III-V DMS, and explains why (Ga,Mn)As is optimal among them. The open problem posed there is the field's central question: whether carrier-mediated ferromagnetism with K is attainable in the genuinely dilute, homogeneous doping regime, or whether an intrinsic limitation exists. A complete answer requires a quantitative, experimentally testable account of the attainable in the dilute regime, covering the resonant acceptor-level window of the V-J description; the review further identifies correlated impurity disorder and nanostructuration as pathways towards room-temperature ferromagnetism that the model enables exploring. This review finds the core open: no dilute homogeneous carrier-mediated ferromagnetic semiconductor at room temperature has been demonstrated; the highest- intrinsic III-V ferromagnetic semiconductor, (Ga,Fe)Sb (470-530 K), requires about 24% Fe and shows signs of nanoscale inhomogeneity; above-room-temperature order in nanocomposites is not dilute carrier-mediated order; and proposed dilute-regime routes (flat-band exchange in 2D, DFT-predicted Cr-doped GaSb/InSb) remain unverified.
Background
Dilute (or diluted) magnetic semiconductors (DMS) are semiconductors in which a small fraction of host atoms is replaced by transition-metal (TM) impurities, typically Mn, each carrying a localized magnetic moment ( for Mn). If the impurities also release or bind charge carriers, the carriers mediate an effective exchange interaction between the localized moments, producing collective ferromagnetic order below a Curie temperature . The archetype is (Ga,Mn)As, where substitutional Mn acts as an acceptor and the holes residing in or near an Mn-derived impurity band mediate ferromagnetism; after optimized low-temperature growth and annealing, saturates near 190-200 K at net Mn concentrations below 10% (Dietl and Ohno, Rev. Mod. Phys. 86, 187 (2014)). Achieving K in a genuinely dilute, homogeneous material would deliver semiconductor spintronics its founding capability: magnetism that can be gated, modulated by light and strain, and integrated with standard semiconductor processing, instead of being imported from ferromagnetic metals.
Two complementary theoretical descriptions exist. Zener mean-field theory (Jungwirth et al., Rev. Mod. Phys. 78, 809 (2006)) uses a realistic multi-band valence-band structure (the Kohn-Luttinger Hamiltonian, the standard six-band description of the topmost valence bands) but treats the hole-Mn coupling perturbatively. The 'V-J' minimal model (R. Bouzerar, G. Bouzerar and T. Ziman, EPL 78, 67003 (2007); R. Bouzerar and G. Bouzerar, EPL 92, 47006 (2010)) takes the opposite limit: a single host band, but a non-perturbative treatment of the two impurity terms - the potential a substitutional impurity exerts on the carrier and the local exchange coupling a carrier spin to the impurity spin. Its central parameter is the position of the TM acceptor level relative to the valence-band top, i.e. the binding energy of the hole. Varying interpolates the physics continuously. For the mediated couplings are RKKY-like (Ruderman-Kittel-Kasuya-Yosida exchange: the oscillatory indirect interaction between localized moments mediated by free carriers), giving the small -K of Mn-doped II-VI compounds such as (Zn,Mn)Te. Increasing removes the oscillations and rises to a maximum when the acceptor level is resonant with, but not deep inside, the valence band. For still deeper acceptor levels the couplings become short-ranged, of double-exchange type (a ferromagnetic mechanism in which carrier hopping between magnetic ions gains kinetic energy from parallel spin alignment), suppressing - the regime of (Ga,Mn)N. (Ga,Mn)As sits near the resonant maximum and near the metal-insulator transition, which explains its record among DMS. In their 2015 review, G. Bouzerar and R. Bouzerar (Comptes Rendus Physique 16, 731 (2015)) showed that this one-band model, with disorder averaged over large samples, reproduces measured , magnetization curves, and spin-wave stiffness across the compound family, and posed the open question explicitly: is there an intrinsic limitation, or is there hope to reach room-temperature ferromagnetism in the dilute regime? The review's conclusions identify correlated (non-random) impurity distributions and nanostructuration as the pathways towards room-temperature ferromagnetism that the model enables exploring; the effects of compensating defects (double donors such as Mn interstitials and As antisites that remove the mediating holes) are explicitly set aside there as already theoretically addressed in earlier papers, and an existing multi-band extension of the model is cited as giving further support to the validity of the minimal picture.
Adjacent results frame the problem. Ab initio theory (Sato et al., Rev. Mod. Phys. 82, 1633 (2010)) found that many DMS tend to decompose spinodally during growth into Mn-rich and Mn-poor nanoscale regions - a correlated-disorder mechanism that produces high- nanocrystals but abandons the homogeneous dilute matrix; many claims of above-room-temperature ferromagnetism in wide-gap DMS are attributed to such secondary nano-phases rather than to dilute carrier-mediated order. Fe-based III-V ferromagnetic semiconductors grown by low-temperature molecular beam epitaxy have reached up to 470-530 K, but at Fe fractions around a quarter of the sublattice, far outside the dilute regime. Whether the dilute-regime route to room temperature is open or closed therefore remains the field's central unresolved question, with the V-J framework as its current predictive tool.
Problem Statement
Can carrier-mediated ferromagnetic order with K be achieved in the dilute doping regime - a homogeneous semiconductor with net substitutional magnetic-impurity concentration of order at most 10% - or is there an intrinsic limitation, and if so, what exactly is it? ('Of order at most 10%' is an operational reading of the source's qualitative 'dilute regime'; the source's V-J description is validated quantitatively up to about 12% doping, and the Fe-based III-V alloys at Fe fractions near 24% lie far outside it.) A complete answer must provide a quantitative, experimentally testable account of the attainable Curie temperature in the dilute regime, describing how depends on, and is maximized by, the position of the transition-metal acceptor level relative to the valence-band edge (the resonant-enhancement window of the V-J description). The source review further identifies correlated, non-random impurity distributions - short-range spatial correlations of substitutional impurities that preserve a single-phase, homogeneous matrix, explicitly excluding spinodal nano-separation - as a pathway towards room-temperature ferromagnetism that the model enables exploring; quantifying how much such correlations can raise within a still-dilute homogeneous alloy, without destroying its carrier-mediated character, would constitute partial progress toward the goal. The answer may take the form of a demonstrated material (grown, structurally and magnetically characterized, with carrier mediation established), a quantitative theory-based ceiling together with its model assumptions, or a combination - but whichever form is taken must supply the quantitative -versus-acceptor-level account described above and must settle, for the stated model class and material family, whether the dilute-regime route to room-temperature ferromagnetism is open or closed, checkable against measured Curie temperatures and magnetization curves (and transport data where a demonstrated material is reported).
